🌍 Recently, the Nanjing Institute of Electronic Devices has achieved a breakthrough in the field of terahertz solid-state technology, successfully developing a high-performance 340GHz frequency multiplier based on gallium nitride (GaN) terahertz monolithic integrated circuit technology, providing a new solution for efficiently generating high-power signals in the terahertz band.

This research utilizes GaN terahertz monolithic integrated circuit technology, combining a multi-anode GaN SBD array topology with a high thermal conductivity silicon carbide (SiC) substrate material to achieve a high-power-capacity enhanced heat dissipation structure. This improves the device's power handling capacity while significantly reducing heat accumulation in the die area. Furthermore, the monolithic integration process effectively avoids assembly errors of discrete diodes, enhancing the performance and reliability of the terahertz frequency multiplier. The research also proposes a new bias circuit that allows adjustment of the operating point of the frequency multiplier SBD to achieve optimal frequency multiplication efficiency, thereby increasing the output power.
